    In this paper, the InGaAs junctionless (JL) FinFET with notable electrical performance is demonstrated. The device with W-fin down to 20 nm, EOT of 2.1 nm, and L-G =3D 60 nm shows high I-ON =3D 188 mu A/mu m at V-DD =3D 0.5 V and I-OFF =3D 100 nA/mu m, I-ON/I-OFF =3D 5 x 10(5), DIBL =3D 106 mV/V and SS =3D 96 mV/dec. The device also exhibits a decent extrinsic transconductance (G(m)) of 1142 mu S/mu m at V-DS of 0.5 V. This high performance is attributed to the moderate doping concentration to ensure the channel carriers could be effectively depleted and the low R-SD realized by self-aligned Ni-InGaAs alloy S/D. Furthermore, we also examine the temperature dependence of the main electrical parameters of the JL transistor.

  • Giant microwave absorption in s- and d- wave superconductors

    We discuss a new mechanism of microwave absorption in s- and d-wave superconductors, which arises in the presence of a dc supercurrent in the system. It produces a contribution to the ac conductivity that is proportional to the inelastic quasiparticle relaxation time. This contribution also determines the supercurrent dependence of the conductivity. It may significantly exceed the conventional contribution because in typical superconductors the inelastic relaxation time is several orders of magnitude longer than the elastic one. We show that the aforementioned contribution to the conductivity may be expressed in terms of the single particle density of states in superconductors in the presence of a dc supercurrent. Our results may enable determination of the inelastic relaxation time in superconductors from microwave absorption measurements. Published by Elsevier Inc.

  • Hypovitaminosis D in Children with Hashimoto’s Thyroiditis

    BACKGROUND: Vitamin D deficiency or insufficiency may play a role in the pathogenesis of certain autoimmune diseases.; AIM: To measure vitamin D levels in children with Hashimoto=C2=92s thyroiditis (HT) (either with subclinical or marked hypothyroidism) and in healthy controls.; MATERIAL AND METHODS: We included 68 children with HT aged 12 =C2=B1 4 years (39 females) from a pediatric outpatient clinic and 68 healthy children aged 10 =C2=B1 4 years (37 females). Calcium metabolism parameters, thyroid function tests and anti-thyroid peroxidase (anti-TPO), anti-thyroglobulin (anti-TG) and 25 hydroxy vitamin D (25OHD) levels were measured.; RESULTS: Patients were older than controls but well matched by gender distribution. Mean 25OHD levels were significantly lower in HT patients than controls (16.8 =C2=B1 9.3 and 24.1 =C2=B1 9.4 ng/mL respectively, P < 0.01). Frequency of vitamin D deficiency was 76 and 35% in HT patients and controls, respectively (P < 0.001).; CONCLUSIONS: Vitamin D deficiency is more common in children with HT than healthy controls.=20
